Microelectronics Advanced Packaging typically has five functions: power distribution, signal distribution, heat dissipation, mechanical support, and environmental protection.
1. Power Distribution
First and foremost, microelectronics packaging must be able to connect to a power source, allowing current to flow between the chip and the circuit. Secondly, different parts of the microelectronics packaging
require different power supplies, and the power distribution to various parts must be properly managed
to reduce unnecessary power losses, which is particularly important in multi-layer routing
substrates. At the same time, the distribution of ground lines must also be considered.
2. Signal Distribution
To minimize electrical signal delay, the signal path between the routing lines and the chip interconnection, as well as the path through the packaging I/O leads, should be as short as possible. For high-frequency signals, crosstalk between signals must also be considered to achieve reasonable signal distribution routing and ground line allocation.
3. Heat Dissipation
All types of microelectronics packaging must consider how to dissipate the accumulated heat during long-term operation of devices and components. Different packaging structures and materials have different heat dissipation effects. For microelectronics packaging with high power consumption, additional heat sinks or forced air/water cooling methods should be considered to ensure the system operates normally within the required temperature range.
4. Mechanical Support
Microelectronics packaging can provide firm and reliable mechanical support for chips and other components, and can adapt to changes in various working environments and conditions.
5. Environmental Protection
Many parameters of semiconductor devices and circuits, such as breakdown voltage, reverse current, current amplification factor, noise, etc., as well as the stability and reliability of devices, are directly related to the state of the semiconductor surface. Many of the process measures in the manufacturing of semiconductor devices and circuits
are also aimed at addressing semiconductor surface issues. After semiconductor chips are manufactured, before they are packaged, they are always
under threat from the surrounding environment. During use, some environmental conditions can be extremely harsh, requiring the chip to be strictly sealed and encapsulated. Therefore, the environmental protection function of microelectronics packaging is particularly important.
